TQL9093 is a planar gain, high linearity, ultra-low noise amplifier, featuring a 2 x 2 mm small surface-mount package. The LNA provides 2 dB (peak-to-peak) gain flatness over a wide bandwidth from 1.5 to 4 GHz. At 2.6 GHz, the amplifier typically offers 20 dB gain, provides +41.5 dBm OIP3 under a 120 mA bias setting, and has a 0.6 dB noise figure. The LNA can be biased from a single positive power supply of 3.3 to 5 volts. This device uses a 2 x 2 mm package that complies with the green/RoHS standards.
TQL9093 adopts a high-performance E-pHEMT process for internal matching. It can be operated with a single positive power supply using only five external components: an external RF choke coil and blocking/bypass capacitor, as well as a bias resistor connected to pin 1. This LNA integrates a shutdown bias capability, allowing operation in TDD applications.
TQL9093 has been optimized for linear performance in the 1.5 to 4 GHz frequency band, but it can operate below 600 MHz.
